成果简介NOVELTY - The photosensitive surface barrier structure has a series-connected silicon substrate that is equipped with a tunnel-thin dielectric made of silicon oxide and a conductive electrode transparent. The dielectric layer of germane-silicate glass is contained between the tunnel-thin dielectric and the conductive electrode transparent to radiation. USE - Photosensitive surface barrier structure for recording optical signals used in optical information recording system. ADVANTAGE - The photocurrent in the visible and IR range is reduced. The thickness of the silicon oxide layers is 247 nm, thus the photocurrent is reduced. The high reverse bias is fairly used. The high annealing temperatures optimize the properties of the silicon oxide layers.
